High-frequency self-aligned graphene transistors with transferred gate stacks ( 400+ GHz )

Graphene has attracted enormous attention for radio-frequency transistor applications because of its exceptional high carrier mobility, high carrier saturation velocity, and large critical current density. Herein we report a new approach for the scalable fabrication of high-performance graphene transistors with transferred gate stacks. Specifically, arrays of gate stacks are first patterned on a sacrificial substrate, and then transferred onto arbitrary substrates with graphene on top.

A self-aligned process, enabled by the unique structure of the transferred gate stacks, is then used to position precisely the source and drain electrodes with minimized access resistance or parasitic capacitance. This process has therefore enabled scalable fabrication of self-aligned graphene transistors with unprecedented performance including a record-high cutoff frequency up to 427 GHz.

Our study defines a unique pathway to large-scale fabrication of high-performance graphene transistors, and holds significant potential for future application of graphene-based devices in ultra–high-frequency circuits.

Hope this can be worked into CPUs soon. We’ve been stalled at ~3GHz clock speeds for years now.

A company that I worked for (Grupo Antolin) was working on producing graphene, and conducting research on the product. At the time, I had no idea why, or what the potential uses were. Now I know.

God only knows, at what point in the development of semi conductors, other, mankind may bottom out.
I was shown through a rough set of quantum mechanic equations by a rather bright physical chemist in my brother's Fine Line Processing Lab associated with my Poly Cell IC. development group at BL, about 1982 or so, at his blackboard, why man would not go beyond the 1 micron channel length in MOS transistors.
The quantum models he was using where apparently slightly flawed. Such a exponential increase in semi conductor physics has occurred since date noted above.
It is rather humbling for me Ernest.

I have never been introduced to the equations.....

My higher level math training was geometry without numbers...otherwise known as Topology (Texas style - my words)...heavy logical reasoning and lots of counter examples....fun stuff .

Of course I should have added. I had not a real clue as to the relationships on the blackboard. I took it on good faith he well understood the underlining physics he worked with and others working at that level also had maintained that position. I never took quantum physics.
